Abstract :
A series of experiments were performed to ascertain the effects of
repeated sudden temperature changes (temperature shocks) on the
system, joining a chip to its carrier. Design of the laboratory
apparatus for these experiments is indicated. Results of tests with
SF transistors are presented. These show high stability of the
joining system; thermal fatigue only set in after 104 temperature
changes. The various observed failure effects and possibilities of
improving reliability are discussed. The equipment and procedure
used in these experiments can be used during the design of new
products.
